Abstract Principles of construction and design of ultrahigh-speed integrated injection lasers based on materials of AIIIBV based on the managed realignment of the maximum amplitude of the wave functions of carriers in coupled quantum fields with functionally integrated modulator of optical radiation, enabling the amplitude modulation of the stimulated emission in the terahertz band without using of acousto-optic deflectors are considered in this work. Shows the structure and simulation results of the injection laser. We consider the application of these lasers in the switching core-systems in multicores ULSI.
